deep level defect recombination center mid gap trap

Every ion that implants into silicon also smashes atoms out of their lattice sites along the way — and the damage that doesn't fully anneal out leaves behind deep-level defects: energy states sitting near the middle of the bandgap, far from the shallow dopant levels that actually do useful electrical work near the band edges.

Shallow Dopant Levels vs. Deep-Level Defects conduction band valence band shallow donor ionizes easily → free carrier deep-level trap near mid-gap — captures carriers electron capture then recombines with a hole A shallow level needs almost no energy to ionize. A deep level sits near mid-gap and traps carriers instead.

Why "deep" matters more than "a defect exists at all." A trap close to the conduction or valence band ionizes almost immediately at room temperature — it behaves electrically like the dopant it's supposed to be. A trap sitting near mid-gap does the opposite: it's an efficient stepping stone for a process called Shockley-Read-Hall (SRH) recombination, where it captures an electron, then a hole, annihilating a carrier pair each cycle — or, under reverse bias, assists trap-assisted tunneling that generates stray carriers out of nothing, which shows up directly as junction leakage current.

This is why thermal budget after implant isn't optional. A rapid or insufficient anneal can activate the shallow dopant level (restoring most of the lattice) while leaving residual deep-level damage behind — end-of-range dislocation loops and point-defect clusters that survive well below the temperature needed to fully dissolve them. A device can look electrically "doped correctly" by sheet-resistance measurement and still leak badly in reverse bias, because sheet resistance only sees the shallow carriers — it's blind to deep-level trap density entirely. Diode leakage and refresh-time specs, not resistivity, are what actually catch this defect population.
